Many-body exchange-correlation effects in the lowest subband of semiconductor quantum wires.

چکیده
We consider theoretically the electron–electron interaction induced exchange-correlation effects in the lowest subband of a quasi-one-dimensional GaAs quantum wire structures. We calculate, within the leading order dynamical screening approximation (i.e. the so-called GW approximation of the electron gas theory), the electron self-energy, spectral function, momentum distribution function, inelastic scattering rate, band gap renormalization, and, the many-body renormalization factor both at zero and finite temperatures, and, both with and without impurity scattering effects. We also calculate the effects of finite temperatures and finite impurity scattering on the many-body properties. We propose the possibility of a hot-electron transistor device with a large negative differential resistance which is based on the sudden onset of plasmon emission by energetic ballistic electrons in one dimension. The issue of the existence or non-existence of the Fermi surface among the interacting one-dimensional quantum wire electrons is critically discussed based on our numerical results.

Inhomogeneous boundary effects in semiconductor quantum wires
Abslract Boundary effects play an essential role in determining the physical properties of semiconductor quantum wires. Additional features come into play when one considers inhomogeneous boundaries, i.e. wires whose widths are functions of distance along the length of the wire. We show that, in the adiabatic approximation (which assumes that the boundary patential fluctuation effects, or equiv...
متن کاملMicroscopic Theory and Simulation of Quantum-Well Intersubband Absorption: A Three-Subband Model
We study the linear intersubband absorption spectra of a 15nm InAs quantum well using the intersubband semiconductor Bloch equations with a three-subband model and a constant dephasing rate. We demonstrate the evolution of intersubband absorption spectral line shape as a function of temperature and electron density. Through a detailed examination of various contributions, such as the phase spac...

We have studied the electron exchange-correlation effect on thecharacteristics of the two-component unmagnetized dense quantum plasma withstreaming motion. For this purpose, we have used the quantum hydrodynamic model(including the effects of a quantum statistical Fermi electron temperature) for studyingthe propagation of an electrostatic electron plasma waves in such th...
متن کاملElectron-electron scattering in quantum wires and its possible suppression due to spin effects.
A microscopic picture of electron-electron pair scattering in single mode quantum wires is introduced which includes electron spin. A new source of ‘excess’ noise for hot carriers is presented. We show that zero magnetic field ‘spin’ splitting in quantum wires can lead to a dramatic ‘spin’-subband dependence of electron–electron scattering, including the possibility of strong suppression. As a ...

We present a theoretical investigation of the electronic and optical properties of V-and T-shaped quantum wires. Valence band mixing as well as realistic sample geometries are fully included through an accurate and efficient approach that is described here in detail. We investigate the resulting valence band structure, which shows some significant peculiarities, such as an anomalously large spi...
